What is the difference between RAM running @ 667 MHz and 800 MHz (4GB)? Is it worth paying the extra for it, or does it depend on your processor?

More memory bandwidth. If you are buying a D901C with a quad core, it may help with performance.

Make sure you system supports 800Mhz DDR2 PC6400 as mobile chipsets at least Intel do not support it.

The difference is 133MHz...which is not something you will ever notice except in very very memory intensive/specific benchmarks.
